چکیده

Evolution of microstructure morphologies and grain orientations of Cu-Cu bonded wafers during bonding and annealing were studied by means of transmission electron microscopy, electron diffraction and X-ray diffraction. The bonded Cu grain structure reaches steady state after post-bonding anneal. An abnormal (220) grain growth was observed during the initial bonding process. Upon annealing, the preferred grain orientation of the whole film shifts from (111) to (220). The effects of yielding and energy minimization may are possible reasons for the evolution of the preferred grain orientation.

The Microstructure Evolution of Copper and Gold Bonding Wires during Annealing

Copper and gold bonding wires were characterized and compared using electron backscatter diffraction (EBSD). During drawing, <111> and <100> fiber textures are the main components in the wires and shear components are mainly located under the surface. Grain average misorientation (GAM) and scalar orientation spread (SOS) of the <100> component in copper and gold bonding wires are lower than tho...

Deformation Mechanisms in Pure and Alloyed Copper Films

In this work, the evolution of microstructure and the thermo-mechanical behavior of co pper and dilute copper alloy thin films was investigated. 0.3 to 2.0 μm thick film s were deposited by magnetron sputtering under ultra high vacuum conditions onto diffusion-barrier coated silicon substrates and subjected to wafer curvature measurements. Pure copper films annealed in ultra high vacuum exhibit...

Temperature and Duration Effects on Microstructure Evolution During Copper Wafer Bonding

Interfacial morphologies during Cu wafer bonding at bonding temperatures of 300°C to 400°C for 30 min followed by an optional 30 or 60 min nitrogen anneal were investigated by means of transmission electron microscopy. Results showed that increased bonding temperature or increased annealing duration improved the bonding quality. Wafers bonded at 400°C for 30 min followed by nitrogen annealing a...

Electron Backscatter Diffraction Characterization of Microstructure Evolution of Electroplated Copper Film

The microstructure evolution of electroplated copper films was characterized by electron backscatter diffraction (EBSD). Special care was taken during the preparation of the cross-sectional specimens and microstructure analysis to obtain reliable results. The film exhibited a columnar grain structure with a large fraction of twin boundaries. Annealing induced normal grain growth and caused many...
